The Trickster from Thief. Moebius from the LoK series. Thorne in Tron 2.0. SHODAN. An assortment of do-bads from the NOLF series.

These are a few of my favorite things.

The snake race in UFO: Enemy Unknown. Especially in sandy missions, they blended in well with their surroundings and were creepy to fight against. They died well enough though that they were fun fight.

Karras from Thief 2 was a fun - and completely insane - adversary.

The Ur-Quan from Star Control. Wormy bastards.

The French mimes from NOLF 2. Hilarious.

Deja Vu from Freedom Force. (They're making a sequel, hooray!)

          Simons from Deus Ex.

Ad Avis from Quest for Glory II.

          And, of course, ****ing Miriam.

                  oh and the Carthagians

as for the grunt type enemies. I'll go with the Etherals in X-com: UFO- the first one. although they were the most annoying, so I'm not sure I can call them my favourite, but they provided the best challenge. though the chrysallids were also challenging

Ghandi in Civ2. Bastard always had my number.

and the little common lowly soldiers who are fun to fight:

Has to be the Arch-Vile from Doom...

I also remember Quake 2's Makron (or Markon?) as the most disappointing boss I have ever faced.

                        The everpresent Miriam, off course.

Oh yeah, and the Wizard from "Wizard of Wor"

The sectoid in X-com/UFO Defense. They where so damn cool. It was a delight every time one of them opened the UFO door, walked out and shot one of my guys and walked back in again.

                              Shodan. Great game.

Also the zombies in that game were downright scary.
